在銅晶種層上，無電鍍0.3μm厚銅膜之X光繞射圖，與銅晶種層比較後，I（111）/I（200）比值增加，無電鍍銅膜是以銅晶種層的優選方向成長，這個結果證明以離子束濺鍍沉積銅的晶種層的確會改善後續無電鍍銅膜的性質。
另外退火可以消除晶粒中的缺陷，並使儲存的能量被釋放出來，這些能量主要來自無電鍍銅晶粒成長時為了降低表面能，晶粒之間相互吸引，產生一種拉伸應力，一旦這些能量經由退火被釋放出來，銅膜的織構（texture）會以較穩定的結晶面來存在。

不同退火溫度試片，以Cs+的離子束測二次正離子的縱深分佈。在縱深分佈中，以圖中各層的半波高來定義各層之間厚度，可看出各層厚度大約符合，另外在銅和氮化鉭界面處沒有擴散的趨勢，所以在退火後也未發現銅有擴散現象。
