離子束材料表面改質技術發展概述
60年代離子植入技術首先在半導體元件上得到了應用，進而使用離子植入技術替代了傳統的熱擴散方法形成了微細加工技術，推動和促進了大規模積體電路的發展。
80年代以來，強流金屬離子源-MEVVA離子源、電漿沉浸式離子植入技術(PIII)等分別開始得到發展，進而促進和推動離子束材料表面改質技術應用和發展。
電漿沉浸式離子植入技術 PIII (Plasma Immersed Ion Implantation)
工作原理與特性
工 作原理:利用熱燈絲、DC 、 RF 或 ECR方式使氣體在真空腔中解離產生均勻的電漿，欲處理的樣品沉浸於該電漿中，再於樣品上施加一脈衝負高壓(-1~100kV)，電漿中的離子在樣品表面 高壓電場的作用下，加速入射到樣品各個表面並注入到材料晶格中，形成PIII技術的改質層。
特點:與傳統離子植入技術相比具有無方向性的植入即在樣品表面全方位植入之優點。

金屬蒸氣真空弧離子源 MEVVA ( Metal Vapor Vacuum Arc)
工作原理與特性
工作原理:利用陰極真空弧放電，由陰極表面直接產生高密度金屬電漿，經多孔三電極系統引出，形成強流金屬離子束。 MEVVA源由金屬電漿形成區和離子束引出區二部分組成。前者包括陰極、陽極和觸發極組成，後者由多孔三電極引出系統組成。
特點: MEVVA離子源是在脈衝狀態下工作的一種強流金屬離子源，具有束流強、金屬離子種類多、離子電荷態高、束流純度高、束斑面積大以及結構簡單、穩定、可靠等獨特的優點。
