系統特性
工 作原理:利用陰極電弧沉積法(Cathodic Arc Evaporation )之高沉積速率與高離化率之特性,再輔以MEVVA源之離子混合(Ion mixing)效果與準確的植入劑量控制改善界面與表面性質進而製備出更具環境適應性之新一代鍍膜。此混合系統已於永源科技組裝完成, 包括一組MEVVA源與改良式陰極電弧源。
特點: 被覆前後藉由MEVVA離子源一定劑量之植入具有活化表面性質與相變化之結果進而顯著提昇鍍膜品質。

離子束濺鍍沉積應用於超大型
積體電路之銅製程研究

離子束濺鍍沉積法(IBSD)的工作原理是將氬氣(Ar)離子化後施加電壓使其加速轟擊銅靶,在氬離子撞擊銅靶之前,會先通過中和絲極使表面電荷被中和。銅靶被氬離子以斜角撞擊後,被擊出的銅原子會飛出而沉積在基材上。

離子束濺鍍沉積主要控制參數有離子束電流、離子束電壓、沉積速率、沉積時間。固定工作壓力為3.4*10-4 torr,調變其中一項參數值,比較不同參數條件下對晶種層的影響。

離子束濺鍍沉積參數及調變範圍

晶種層之沉積
金屬連線在深次微米製程中,via或trench的填充能力,是影響製程技術重要的關鍵,若是填充能力不良在via或trench中形成孔洞或是階梯覆蓋不均勻,會造成電阻率激增且性質不均。
通 常會影響via或trench填充能力的因素除了無電鍍銅的晶粒大小及其沉積速率之外,催化晶種層也扮演重要角色,催化層與擴散阻障層的附著力以及階梯覆 蓋率(step coverage),影響銅膜與擴散阻障層間的附著性。若是無電鍍銅晶粒過大將無法填入較小的via或trench,因此適當的晶粒大小有助於小洞的填 充。
而沉積速率太快則使得銅膜成長鬆散、不緻密,在較小的via或trench中容易形成void或不連續的膜,故控制適當的沉積速率才能獲得良好的鍍膜品質。

經過離子束濺鍍沉積後在無電鍍液中反應5分鐘的試片截面,經過5分鐘的鍍著反應,via已經完全被填滿,深度約1μm、寬0.35μm,比例3:1的via試片截面。

直接利用離子束濺鍍沉積銅,由圖中可以看出因濺鍍沉積速率較快,所以會發生堆積效應,並產生孔洞,深度約1μm、寬0.35μm,比例3:1的via試片截面。

且無小孔或膜不連續的現象。

經過離子束濺鍍沉積銅晶種層,試片表層已經均勻覆蓋一層銅晶種層,在側壁與底層也有較薄銅 晶種層覆蓋,此trench寬度為0.35μm、深度約2μm,深寬比約6:1。
由於離子束濺鍍沉積可以均勻的將銅濺鍍沉積在試片表層上,且與擴散阻障層有相當好的附著性,而本實驗所得銅膜對於via有良好的填充能力。
XRD
銅膜的織構(texture)會隨底材種類與沉積方式不同而有所改變。而在銅的織構(texture)中,以(111)面的性質最好,因此我們可利用X光繞射儀探討銅晶種層存在時,再經無電鍍銅金屬層對織構(texture)的影響。

在銅晶種層上,無電鍍0.3μm厚銅膜之X光繞射圖,與銅晶種層比較後,I(111)/I(200)比值增加,無電鍍銅膜是以銅晶種層的優選方向成長,這個結果證明以離子束濺鍍沉積銅的晶種層的確會改善後續無電鍍銅膜的性質。
另外退火可以消除晶粒中的缺陷,並使儲存的能量被釋放出來,這些能量主要來自無電鍍銅晶粒成長時為了降低表面能,晶粒之間相互吸引,產生一種拉伸應力,一旦這些能量經由退火被釋放出來,銅膜的織構(texture)會以較穩定的結晶面來存在。
就積體電路的製程而言,銅金屬層的退火溫度不能過高,第一是因為各層的材料其熱膨脹係數會不同,而在高溫時會造成熱應力過大,進而使銅膜發生破壞。
退 火處理可以降低電阻率,主要是因為消除細小的晶粒使晶界較少,銅金屬層更緻密。另一個主要原因則是因為退火改變了銅金屬層的織構,使(111)面的比例增 加。銅屬於面心立方晶體結構(fcc),在這種晶體結構中,最密的堆積面就是(111)。由於原子排列的關係,使最密堆積面上的電阻值會比其他結晶面要低 一些。

AFM
藉由原子力顯微鏡可測知試片表面粗糙度,圖為室溫與退火後的試片表面粗糙度的比較,當退火溫度增加銅膜表層粗糙度也隨之增加,是因為經退火後晶粒再成長,而在較高溫度退火後晶粒越大,致使表面粗糙度增加,但其差異並不會太大可能是膜層較薄的緣故。
