a.設備：離子源(主要產生B、P、As離子)、分析系統(主要為磁分析器)、加速系統(通常為200kV)、掃描系統(電掃描、機械掃描或混合掃描) 和注入靶室如圖所示。
b.特點：植入量和深度精確可控、純度高、大面積均勻植入、植入濃度範圍廣、植入離子種類多以及適合淺層改質、典型滲雜濃度為(1013~1015)ion/mm2。

b.特點：大劑量1017ion/cm2和大面積植入、離子種類多、植入對象廣泛、工具、模具和零件，基材包括金屬、陶瓷、聚合物等。

a.離子束混合技術(IBM)：基材(或樣品)表面鍍上一層或多層薄膜(約幾百埃)，然後用幾百keV的惰性氣體(如Ar、Kr、Xe等)轟擊下，薄膜和基體界面上的原子間發生級聯碰撞和原子間輻射增強擴散。從而導致不同原子間相互混合和滲透，形成新的化合物和合金相。
b.離子束增強沉積技術(IBED)：再鍍膜過程中輔助離子束轟擊(見圖)， 達到沉積的膜緻密化、增強了膜與基體之間的黏附特性，可獲得較厚的(幾--幾十微米)改性層。

四.電漿沉浸式離子植入技術 PIII (Plasma Immersed Ion Implantation)
(1). 工作原理與特性
* 工作原理:利用熱燈絲、DC 、 RF 或 ECR方式使氣體在真空腔中解離產生均勻的電漿，欲處理的樣品沉浸於該電漿中，再於樣品上施加一脈衝負高壓(-1~100kV)，電漿中的離子在樣品表面 高壓電場的作用下，加速入射到樣品各個表面並注入到材料晶格中，形成PIII技術的改質層。
*特點:與傳統離子植入技術相比具有無方向性的植入即在樣品表面全方位植入之優點。

(1). 工作原理與特性
*工作原理:利用陰極真空弧放電，由陰極表面直接產生高密度金屬電漿，經多孔三電極系統引出，形成強流金屬離子束。 MEVVA源由金屬電漿形成區和離子束引出區二部分組成。前者包括陰極、陽極和觸發極組成，後者由多孔三電極引出系統組成。
*特點: MEVVA離子源是在脈衝狀態下工作的一種強流金屬離子源，具有束流強、金屬離子種類多、離子電荷態高、束流純度高、束斑面積大以及結構簡單、穩定、可靠等獨特的優點。
