四.電漿沉浸式離子植入技術 PIII (Plasma Immersed Ion Implantation)
(1). 工作原理與特性
* 工作原理:利用熱燈絲、DC 、 RF 或 ECR方式使氣體在真空腔中解離產生均勻的電漿，欲處理的樣品沉浸於該電漿中，再於樣品上施加一脈衝負高壓(-1~100kV)，電漿中的離子在樣品表面 高壓電場的作用下，加速入射到樣品各個表面並注入到材料晶格中，形成PIII技術的改質層。
*特點:與傳統離子植入技術相比具有無方向性的植入即在樣品表面全方位植入之優點。
