不同退火溫度試片，以Cs+的離子束測二次正離子的縱深分佈。在縱深分佈中，以圖中各層的半波高來定義各層之間厚度，可看出各層厚度大約符合，另外在銅和氮化鉭界面處沒有擴散的趨勢，所以在退火後也未發現銅有擴散現象。

結 論
最佳製程參數:離子束電壓約700V、沉積速率約0.1-0.3 Å/sec及適當的濺鍍沉積時間，可以得到附著性佳、緻密而連續的銅晶種層。
由FESEM可看出於離子束濺鍍沉積的銅晶種層階梯覆蓋性良好，且可與擴散阻障層緊密接合，使無電鍍銅膜可以均勻覆蓋在各種凹凸的表面，並均勻填滿深寬比約3：1的via。
利用離子束濺鍍沉積（IBSD）銅晶種層會提高後續無電鍍銅膜中（111）的結晶面比例，而銅金屬層（111）面的性質最好，這結果顯示銅晶種層可以提升鍍膜的品質。
